According to Donna Haraway (see Haraway's essay in Chapter 1 in the Foreword to The Cyborg Handbook (ed. Chris Hables Gray, Routledge, 1995), the term was invented by researchers Manfred E. Clynes and Nathan S. Kline in 1960.
